It was really hard for me to decide but I chose the Daleks because they're the Doctor's oldest, deadliest, and loath worthy enemies!!

While I don't feel that he's the most terrifying villain, my favourite is the Master, because he's a big child. It's hilarious and awesome, and I think his psychopathic man-child thing works well with the Doctor's personality mix of childishness manic genius.

The Weeping Angels are quite possibly the most deliciously creepy villains the Doctor has ever dealt with.

Though, the Loch Ness Monster being a cyborg weapon of the Zygons was an interesting twist {Terror of the Zygons 1975}.

The Weeping Angels, because they're unexpected and not so obvious, like these innocent-looking dolls we see in horror-movies. ;3

In my opinion, The Master(6th version). First off, he's beautifully insane and hilarious. Considering he's as smart as The Doctor, sometimes even smarter. And he's the only baddie in the series who came close to defeating The Doctor.
After that, Daleks are pretty good, since they're pretty much the toughest enemies to beat. Weeping Angels have an interesting concept behind them, gets you thinking. Vasta Nerada are awesome, since you pretty much can't outrun them. Another good monster is in the Midnight episode, it has an interesting ability and you never really find out what it was, so it leaves you with a lot of questions about it's origin and other powers it may possess.
But overall - The Master, hands down.
