I liked Nephlite because he is the only villain that seemed like a real person to me. I mean, he was hardcore evil for most of his time on the show but he was slowly changing his mind because of Molly's love for him. Most of the villian who became good in the show, did so because Sailor Moon used her magick wand, but Nephlite did it because he decided that he wanted what Molly had to offer and if he was going to get it, he would have to change his path. He used free will to become good (ish). so that's why he is my favorite, at least in the anime.

I'm going to have to by season.
Season 1: Malachite. Don't ask me why xD
Season 2: I know my least favorite was Emerald. My god her laugh... -__- Maybe Sapphire? No wait Ann and Alan xD YEah them
Season 3: No question, Mistress 9. That ones a big duh for me.
Season 4: Fisheye, she had the most character development, and she was the smartest by just figuring out it was Sailor Moon by something she SAID. That's amazing for any of the characters. Also Pallapalla is so inocent, it cracks me up how evil she can be at the same time...
Season 5: Lead Crow and Aluminum Siren's relationship was hilarious, I loved them. and Galaxia was awesome too.

Hmmm...I liked Galaxia from Stars, because she was cleansed and lived in the end. (I think.) But for some reason one villain that sticks out to me is Hawks Eye from SuperS. Don't ask me why xd
And Mistress 9. Because she was involved with Hotaru who is my favorite senshi 4laugh

thatdrncat I changed my mind. Eugeal- there was layering to her character, with her more so than the other Witches 5.  Didn't her brakes get cut and she plummeted off a cliff to her death? Or was that a different Witch?

I think my fav was Grand Zerconia i thought it was cool with the the little staff and that eyeball of his (plus i could imitate his voice pretty well so..)

ShadedGray I'm totally in love with the Sailor Animates. They're evil as nothing else, but they're totally awesome. wat were the animates again i completely forgot
