The God Complex was the scariest one for me, because having a room filled with your greatest fear is just ......gaaaaaah. gonk

Although it was sort of bittersweet at the end of it.

All made me afraid...

Gonna be a combo breaker here, and say The Impossible Astronaut.
Only because the idea of the future Doctor dying was scary. (and heart breaking)
I was like, "Moffat, how the hell are you going to write yourself out of this one?"

But my favorite monster is the Silence.
