I remember when I was little, I used to watch Doctor Who with my mom and the Daleks would scare the crap out of me. I was afraid they would somehow get into my room. XD

I love the Daleks they are my favorite.
but the most terrifying villains are the Silence. I seriously have to cover my eyes sometimes because they scare me so much.
